[仿真]High Frequency Modeling and Characterization of High Performance DFB Laser Modules

Abstract- The paper describes the high frequency design of 3C:!

DFB laser transmitter modules with modulation bandwidth in 4)]w"z0Pc  
excess of 10 GHz, manufactured and tested for coherent optical T >pz/7gb  
transmission experiments. The method is based on a previous (I<]@7>  
conventional small-signal analysis of the parasitics (package and woSO4e/  
laser chip) and the active region dynamics, solving the two v?AQ&'Fk  
associated equivalent circuits by comparing, respectively, the @B.;V=8wJ  
measured electrical reflection and optical noise responses to the "h@|XI  
corresponding computed microwave simulations. Then, suitably 3K{XT),  
combining the two circuits, the complete and independent model .`I;qF  
of the transmitter module is derived, which allows the final, O &/9wi>!q  
more precise and complete determination of any circuit element 0wFa7PyG?  
with simulated modulation responses in good agreement with the ^Rel-=Z$B
