[仿真]High Frequency Modeling and Characterization of High Performance DFB Laser Modules

Abstract- The paper describes the high frequency design of ]]4E)j8  
DFB laser transmitter modules with modulation bandwidth in &0`L;1R  
excess of 10 GHz, manufactured and tested for coherent optical h2]Od(^[  
transmission experiments. The method is based on a previous M?o`tWLhF  
conventional small-signal analysis of the parasitics (package and =O<BMq{d  
laser chip) and the active region dynamics, solving the two K||85l?<  
associated equivalent circuits by comparing, respectively, the OZ&aTm :  
measured electrical reflection and optical noise responses to the :|g{gi  
corresponding computed microwave simulations. Then, suitably  %JZIg!  
combining the two circuits, the complete and independent model CpXv?uU  
of the transmitter module is derived, which allows the final, V !$m{)Y  
more precise and complete determination of any circuit element O<*iDd`(e  
with simulated modulation responses in good agreement with the y;H 3g#  
experimental results. Finally, an example of optimization of the RVe3@|9(G
